چکیده

A series of microcrystalline silicon n2i2p solar cells has been deposited by very high frequency plasma enhanced chemical vapor deposition at various values of silane to hydrogen source gas ratio and on two different substrate types. Relationships between microstructure and electrical characteristics of these solar cells are investigated by transmission electron microscopy, atomic force microscopy, and I(V) measurements. A mixed phase ~so-called heterophase! layer consisting of amorphous plus microcrystalline material is observed at the bottom of the solar cell and identified here as one of the key microstructural features of the device: the relationship between the crystalline nuclei density and the heterophase layer thickness is presented as well as its relationship with the open-circuit voltage (Voc). The effects of substrate roughness and of silane to hydrogen gas ratio used for the fabrication of the device on the heterophase layer are evidenced. These observations underline the importance of the first stages of growth of the intrinsic ~i! layer for the fabrication of highVoc n2i2p microcrystalline solar cells.

Effect of Temperature on Electrical Parameters of Phosphorous Spin–on Diffusion of Polysilicon Solar Cells

Effects of temperature on electrical parameters of polysilicon solar cells, fabricated using the phosphorous spin-on diffusion technique, have been studied. The current density–voltagecharacteristics of polycrystalline silicon solar cells were measured in dark at different temperaturelevels. For this purpose, a diode equivalent model was used to obtain saturation current densi...

Radial n-i-p structure SiNW-based microcrystalline silicon thin-film solar cells on flexible stainless steel

Radial n-i-p structure silicon nanowire (SiNW)-based microcrystalline silicon thin-film solar cells on stainless steel foil was fabricated by plasma-enhanced chemical vapor deposition. The SiNW solar cell displays very low optical reflectance (approximately 15% on average) over a broad range of wavelengths (400 to 1,100 nm). The initial SiNW-based microcrystalline (μc-Si:H) thin-film solar cell...

INVITED FEATURE PAPERS a-Si:H/lc-Si:H tandem junction based photocathodes with high open-circuit voltage for efficient hydrogen production

Thin film silicon tandem junction solar cells based on amorphous silicon (a-Si:H) and microcrystalline silicon (lc-Si:H) were developed with focus on high open-circuit voltages for the application as photocathodes in integrated photoelectrochemical cells for water electrolysis. By adjusting various parameters in the plasma enhanced chemical vapor deposition process of the individual lc-Si:H sin...

New progress in the fabrication of n–i–p micromorph solar cells for opaque substrates

In this paper, we investigate tandem amorphous/microcrystalline silicon solar cells with asymmetric intermediate reflectors grown in the n–i–p substrate configuration. We compare different types of substrates with respect to their light-trapping properties as well as their influence on the growth of single-junction microcrystalline cells. Our most promising back reflector combines a textured zi...

Light-induced Degradation of Thin-film Microcrystalline Silicon Solar Cells

This paper evaluates the stability of a pin and a nip dilution series of microcrystalline silicon solar cells when exposed to white light (AM 1.5-like spectrum). Variation of electrical parameters and defect-related absorption is investigated as a function of light soaking and annealing steps. Cells of medium crystallinity show less than 10% reversible relative efficiency loss after 1000 hours ...
